Abstract
We demonstrate high-speed Silicon pin photodetector integrated with SiN waveguide. Optimized waveguide-photodetector coupling yields maximum responsivity of 0.44A/W and highest ever bandwidth of 15.5GHz for waveguide integrated Silicon photodetector.
