Abstract

This paper presents the design methodology and simulation results of an X-band power amplifier (PA) developed for weather radar applications. The primary goal of the PA design was to achieve both a high output power (Pout) and a high power added efficiency (PAE) for the entire X-band using a commercially available 150-nm gate length GaN on SiC technology. This paper also presents the impact of harmonic tuning in designing high-efficiency PAs. A single-stage class-F mode PA was designed for X-band using waveform shaping multi-resonance harmonic matching circuit. The PA achieves 44-48 PAE, 35-36dBm output power, and 10-11dB gain across an 8-12 GHz frequency range with a layout area of 0.7 mm2. A two-stage design, which incorporates harmonic tuning of the load and source impedance, achieves 45-55 PAE, 40-41 dBm output power, and 16-17dB gain across an 8-12 GHz frequency range. © 2023 IEEE.
